Master Bond Polymer System EP3RR-1 is a cost effective, toughened, thermally conductive, one part epoxy for high performance potting, encapsulation and underfill applications. This unique formulation features high physical strength properties, remarkable thermal shock and heat resistance, good protection against water and chemicals including many solvents and cleaning agents. It also has excellent electrical insulation properties. EP3RR-1 has a broad service temperature range of -80°F to +400°F. It bonds well to metals, ceramics, glass and most plastics. As a one part system, it requires no mixing and has an unlimited working life at room temperature. EP3RR-1 is 100% reactive and does not contain any solvents or volatiles. Shelf life at 60°-80°F is 3 months and at 40°-50°F is 6 months.
EP3RR-1 features versatile curing schedules with a 20-30 minute cure at the minimum cure temperature of 230°F-250°F and a 5-10 minute cure at 300°F. The color of EP3RR-1 is light yellow and other colors are available upon request. EP3RR-1 possesses good thermal conductivity for efficient transfer of heat. As a toughened system, it is able to withstand severe thermal and mechanical stresses without impairment of performance characteristics. The system has excellent flowability and is a superb material for potting and casting. EP3RR-1 can be cast in thicknesses up to 1 inch, a highly unusual property for a one component system. The combination of rapid curing, convenient handling and flowability make EP3RR-1 a highly effective underfill epoxy. EP3RR-1 is widely used for microelectronic assembly and packaging applications, especially where thermal conductivity and rapid curing are needed. EP3RR-1 is now available in syringes for convenient manual or automatic dispensing.
